Laser Soldering Glossary

This glossary explains common laser solder ball jetting and precision soldering terms in the context of an application-led engineering evaluation. Definitions are intentionally concise and do not turn configuration-dependent information into universal specification claims.

A term such as ball diameter, vision positioning or cycle time is useful only when connected to the workpiece, fixture, process sequence and customer-defined requirement.

Terms for a more precise process conversation

Definitions are concise by design. A term becomes useful only when it is connected to the actual joint, component presentation, fixture and acceptance requirement.

Ball diameter

The nominal size of an individual solder ball. It is evaluated with joint geometry, target solder volume, access and sample evidence.

Ball feeding

The controlled presentation of solder balls to the process head. Feed condition is part of the process definition.

Ball separation

The step that isolates one solder ball before the next soldering cycle.

CCD vision

Image-based positioning used where a defined feature or correction needs review; it remains connected to fixture and calibration.

Configuration

The selected combination of process head, laser, motion, fixture, vision, controls and safety scope for an application.

Cycle time

The complete usable sequence including loading, clamping, motion, vision where used, joints, inspection and unloading—not only dot frequency.

Datum

A mechanical or visual reference that helps establish the workpiece position for the programmed process.

Fine-pitch test pattern

The supplied material visibly marked 0.25 BALL / 0.4 PITCH; it demonstrates that test pattern only and is not a universal minimum specification.

Fixture

Application-specific support that protects, orients and references the component during processing.

Flux-free consideration

An application-specific process-development question that needs surface, material, geometry and acceptance criteria review.

Gas-assisted transfer

The documented use of gas pressure to assist transfer of molten solder toward the intended location.

Guide / capillary

The guided relationship that presents a separated solder ball at the nozzle; exact construction is configuration specific.

Inspection criteria

The customer-defined visual, electrical, mechanical or other requirements used to interpret a sample result.

Joint geometry

The pad, terminal or lead relationship, clearance and intended joint shape that inform ball selection and access.

Laser melting

Laser energy melting the solder ball at the nozzle as part of the documented process sequence.

Localized process

A process focused around a defined joint rather than a claim that all nearby materials are unaffected.

Motion path

The programmed relationship between the process head and supported workpiece across one or more positions.

Nozzle-to-pad relationship

The physical working relationship between the nozzle, approach path, target pad and fixture-supported component.

Position reference

The strategy—mechanical, visual or combined—used to relate the part to the intended jetting coordinate.

Process gas / nitrogen

A configuration and application consideration used in the documented gas-assisted transfer discussion; exact role and condition require evaluation.

Process parameters

Selected process conditions developed for the actual component; they are not a universal recipe copied from another application.

Recipe control

The programmed coordination of process steps, motion, position reference and selected conditions.

Representative sample

A component or material that provides meaningful evidence for the intended application review.

Sample evaluation

A scoped engineering review using part information, trial conditions and defined criteria to determine next steps.

Solder ball jetting

A process using individual solder-ball delivery, laser melting at the nozzle and gas-assisted transfer toward a defined workpiece position.

Solder joint

The connection formed at the target location. Visible appearance is one part of the required evaluation, not automatic qualification.

Stand-alone system

A configuration considered around a defined fixture, local process and handling relationship.

Thermal consideration

A review of the actual component, materials, fixture and surrounding features during process development.

Vision calibration

The engineering relationship that maps an image reference to motion coordinates and the physical jetting point.

Workholding

The broader method used to support, orient and secure the workpiece; the fixture is one part of this strategy.
